Currently, the world’s largest photovoltaic solar power plant is an 80 MW facility that exists in Ontario, Canada. The record won’t last for long, though, as solar developing company National Solar Power (NSP) has revealed plans for a $1.4 billion project to construct a 400MW plant in the United States. According to Treehugger, the company has seven towns in the southeastern U.S. that are finalists to be the location for the plant, and the company plans on making its selection based on land availability, local political support, a potential workforce, and tax incentives.
This site – http://www.pvresources.com/en/top50pv.php – lists the top 400 largest PV plants in the world. The Sarnia PV power plant in Ontario Canada is the largest with Montalto di Castro PV power plant in Larzio Italy and Solarpark Finsterwalde I,II,III of Germany taking 2nd and 3rd place respectively.
